Abstract

Implant-confined VCSELs are fabricated with coplanar contacts on polyimide. Photonic crystals are etched into the top facet to stabilize the fundamental mode and improve performance. Optimized devices exhibit a record 15 GHz small-signal modulation bandwidth.
